    Notes: The experimental results of a molecular-beam epitaxy grown Si/GeSi p-n heterojunction are reported. It is found that the current flow in these p-n heterojunctions shows a nonideality factor of about 1.5 at room temperature and 2.35 at liquid nitrogen temperature. The nonideal behavior of the Si/GeSi p-n heterojunction is attributed to the charges that are trapped at the heterointerface. Annealing the samples at temperatures higher than the growth temperature results in an increase in the density of defects as well as an increase in the nonideal current. C-V measurements were employed to further investigate the behavior of the charges that are trapped in the interface. From C-V measurements under reverse bias it is found that increasing the annealing time and temperature increases the density of interface traps. In addition, a charge density of about 1012 cm−2 is found to be present at the Si/GeSi interface for the as-grown sample and increases with increasing annealing time and temperature.

    Notes: Effect of grain size on magnetoresistance (MR) and electrical and magnetic properties of double perovskite Ba2FeMoO6 (BFMO) have been investigated. BFMO samples with different grain size have been prepared by the conventional solid state reaction followed by sintering in a stream of 5% H2/Ar at 1100 °C with various sintering times. The size of grain increases with increasing of sintering time. Temperature dependent magnetization is the same for samples with different grain size. However, electrical resistivity ρ(T) and MR are affected by the grain size; the ρ(T) and the MR value decrease with an increase in grain size. In spite of the different grain size, the ρ(T) shows a metallic behavior below the ferromagnetic transition temperature. Low magnetic field applied to the sample considerably reduces the resistivity over the whole temperature. The magnitude of MR for the sample sintered for 5 h is as large as 31% and 7% with the magnetic field of 0.7 T at 12 and 300 K, respectively. © 2001 American Institute of Physics.

    Notes: Diffusion couples based upon Cu2Se/In2Se3 pairings have been examined in order to identify the kinetics of intermediate phase development and the associated phase equilibria. For the diffusion couples annealed at 550 °C for 1.5 h, all phases included in the Cu2Se–In2Se3 pseudobinary phase diagram section developed including the CuInSe2 (CIS) phase. Also, the In6Se7 phase formed for annealing times in excess of 1.5 h at 550 °C, indicating a modification of the diffusion pathway outside the pseudobinary phase diagram section. The growth of the CIS phase formed by reactive diffusion follows parabolic kinetics (x2=kt) with the k value of 3.3×10−8 cm2/s. CIS phase precipitates with a dendritic morphology are also produced within the Cu2Se side of the diffusion couple far from the initial interface, indicating that In is the fast component during interdiffusion. Based upon electron diffraction analysis and simulation of electron diffraction patterns, the dendritic shaped CIS precipitate structure was uniquely determined to be the metastable zinc blende type rather than the stable chalcopyrite-type structure. The structure and orientation relationship between the metastable CIS phase and the Cu2Se matrix satisfy the conditions established for the development of a solid state dendritic morphology. © 2000 American Institute of Physics.

    Notes: Point mutations of c-K-ras in ovarian cancer were detected by replacement of GGT of codon 12 by GAT, AGT, TGT and GTT, polymerase chain reaction, agarose gel electrophoresis and Southern blot hybridization with a digoxigenin detection system. The incidence of four-typed point mutations of c-K-ras oncogene in 37 ovarian cancers was 35.1% (13/37) and the distributions were 32.4% (12/37), 2.7% (1/37), 0% and 0% of GGT to GAT, GGT to AGT, GGT to TGT, and GGT to GTT, respectively. The incidence of c-K-ras point mutations on codon 12 among 37 patients with ovarian cancer was 35.5% (8/22) in those with serous cystadenocarcinomas and 28.6% (2/7) in those with mucinous cystadenocarcinomas. c-K-ras point mutations on codon 12 were detected in 14.3% (1/7) of patients with stage I disease, 28.6% (2/7) with stage II disease, and in 43.5% (10/23) with stage III/IV disease, and there was a statistically significant increase in point mutations of c-K-ras oncogene with advancing clinical stage. The incidence of c-K-ras point mutations on codon 12 among 33 patients who had a pelvic lymph node dissection was 52.4% (11/21) in those with pelvic lymph node metastases and 16.7% (2/12) in those without pelvic lymph node metastases, a statistically significant difference. Furthermore, point mutation of c-K-ras gene was found most frequently in patients with advanced stage disease, and in those with pelvic lymph node metastases. Activation of c-K-ras oncogene seems to be a major factor in ovarian carcinogenesis and tumor progression.

    Notes: Background  Vitiligo is a depigmenting disease of the skin, which may derive from programmed melanocyte death or destruction due to inherent sensitivity to oxidative stress arising from either toxic intermediates of melanin, a melanocyte-specific protein, or other sources. Tyrosinase-related protein (TRP) -1 has been shown to be involved not only in melanin biosynthesis but also in the prevention of premature melanocyte death in animals. Objectives  To clarify the biological role of human TRP-1 in melanocyte survival. Methods  Cultured melanocyte strains from an active advancing border of vitiligo were established and studied. Results  The established ‘vitiligo melanocytes’ showed large perikaryon and stubby dendrites. They showed early cell death when exposed to oxidative stress (ultraviolet B) and increased and abnormal immunostaining and immunoprecipitation by antibodies against human and mouse TRP-1, indicating an altered synthesis and processing of TRP-1. In pulse–chase and sequential immunoprecipitation experiments, vitiligo melanocytes revealed abnormal protein–protein interaction with calnexin, a melanogenesis-associated chaperone, suggesting altered folding and maturation of nascent TRP-1 polypeptides. Northern blot analysis indicated a decreased expression of TRP-1 mRNA, but heteroduplex analysis and verification of the mutation at the carboxy terminus of TRP-1 by restriction enzyme analysis did not show any abnormality. Conclusions  Our study suggests that the early cell death of vitiligo melanocytes is related to their increased sensitivity to oxidative stress, which may arise from complex processes of abnormal synthesis and processing of TRP-1 and its interaction with calnexin.

    Notes: We present an extensive and detailed study of very long wavelength quantum well infrared photodetectors covering the spectral region between 14 and 20 μm. Measurements were made on seven different molecular beam epitaxy grown samples having different well widths and barrier heights. In this study we combine experimental results with theoretical analysis and focus on the relationship between the quantum well structure and detector performance, i.e., responsivity, dark current, dynamic resistance, noise current, optical-gain, and detectivity. These results provide the basis for further optimization, and the detector parameters needed for the design of the readout circuit for focal plane arrays.

    Notes: The electrical and chemical properties of the interfaces of thin oxides grown on strained GexSi1−x layers are analyzed in detail using capacitance-voltage measurements and Auger electron spectroscopy. It is found that the electrical properties (interface states and fixed oxide charges) of the interface depend on various parameters such as oxidation temperature, oxidation time, Ge distribution near the interface, and Ge distribution in the entire epilayer. The Ge distribution at the interface can be described using concentration-dependent diffusivity of Ge in the epilayer. The electrical properties are improved with the increase in oxidation temperature, but for a given oxidation temperature, the quality of the interface degrades with the increase in oxidation time. At a very high oxidation temperature the Ge distribution in the entire epilayer is altered due to the high diffusivity of Ge.

    Notes: The hole intersubband infrared absorption in δ-doped Si multiple quantum wells is observed for the first time. The structures used consist of ten periods of boron-doped Si quantum wells and undoped Si barriers. Near 100% infrared absorption is measured by a Fourier transform infrared spectrometer using waveguide structures. The observed absorption peaks ranging between 3 and 7 μm, which are mainly due to the transition between the first two heavy hole subbands. This absorption peak can be tuned by varying the doping concentration in the δ-doped layer. The polarization-dependent spectra show good agreement with the intersubband selection rule. The estimated peak energy positions using a self-consistency calculation with exchange effects as a perturbation agree reasonably well with the experimental observation. This observation suggests the use of multiple quantum well for IR detector application using Si technology

    Notes: A cold-wall rapid thermal processor is used for the wet oxidation of the commensurately grown GexSi1−x layers on Si substrates. The rate of oxidation of the GexSi1−x layer is found to be significantly higher than that of pure Si, and the oxidation rate increases with the increase in the Ge content in GexSi1−x layer. The oxidation rate of GexSi1−x appears to decrease with increasing oxidation time for the time-temperature cycles considered here. Employing high-frequency and quasi-static capacitance-voltage measurements, it is found that a fixed negative oxide charge density in the range of 1011– 1012/cm2 and the interface trap level density (in the mid-gap region) of about 1012/cm2 eV are present. Further, the density of this fixed interface charge at the SiO2/GeSi interface is found to increase with the Ge concentration in the commensurately grown GeSi layers.
