    Notes: Photoreflectance (PR) signal of n-type GaAs grown by molecular-beam epitaxy has been systematically studied as a function of modulation frequency in the PR measurements. The trap activation energy obtained from analysis of the frequency response of PR signal with its temperature dependence is 0.34 eV. The dramatic change in the frequency response has been observed as a function of the modulation (ac) and bias (dc) light intensities. The theoretical analysis has been made by assuming a single level electron trapping model. The calculated result shows a good agreement with the experimental data. Furthermore, photoluminescence spectrum associated with the deep level of the molecular-beam-epitaxy-grown GaAs was measured and compared with the PR data.

    Notes: Photoreflectance (PR) spectroscopy has been used to study the surface Fermi level in GaAs by taking account of photovoltaic properties at the semiconductor surface. The PR signal amplitude ||ΔR/R|| is proportional to a modulating photovoltage Vm generated by a modulation light irradiation. To modify the surface potential, the sample was irradiated by a third perturbing light, i.e., a continuous bias light Pb, together with the modulation light. The modulation light power dependence of ||ΔR/R|| is extremely sensitive to bias light intensity, surface Fermi level, and temperature. From the analysis of the temperature dependence of ||ΔR/R|| on modulation-light power, the surface Fermi level of 0.47±0.09 eV below the conduction band was determined for a molecular beam epitaxially-grown GaAs(100).

    Notes: A logic gate has been fabricated with the partial use of high-temperature superconducting films and tested to study digital applications of such films. The logic gate consists of three YBa2Cu3O7−x/Ag/Pb-In superconducting weak links and three inductors. The current-voltage characteristics of the weak links are nonhysteristic. The logic gate successfully provides and and or logic results for two external digital inputs at 4.2 K.

    Notes: We have measured the electroreflectance spectra of ordered Ga0.5In0.5P alloys grown on GaAs by organometallic vapor phase epitaxy. As a result, it has been found that there exist anomalous structures in the region of the E0 and E1 band edges of this material. These anomalous structures are closely related to the recently reported ordered phase in this alloy, since these structures have never been observed with disordered Ga0.5In0.5P alloys such as bulk crystals and epitaxial layers grown by liquid phase epitaxy.

    Notes: By investigating the linear polarization dependence of intrinsic emissions from undoped GaAs/AlAs short-period superlattices at room temperature, it is shown that a dominating peak observed in the normal emission spectra is due to the free-carrier recombination associated with the lowest electron to mixed-hole subbands with an unexpectedly large light-hole character instead of with the lowest electron to pure heavy-hole subbands expected in an ideal superlattice. Origins of the extensive valence-band mixing in the synthesized superlattices are discussed in relation to microscopic fluctuations in the layer thicknesses observed in the transmission electron microscope lattice image.

    Notes: Superconducting critical currents of NbN-Si-NbN and Nb-Si-Nb junctions with a coplanar structure are measured as a function of temperature and of the spacing between superconducting electrodes. The current decreases exponentially with increasing temperature above 4.2 K and with increasing spacing. It is found that the coherence length in the semiconductor is determined only by the physical properties of the semiconductor, even though the superconducting electrode with a short coherence length such as NbN is used. Moreover, the measured coherence length in Si agrees with the value derived from the model of Seto and Van Duzer [J. Low Temp. Phys. LT-13, 323 (1972)].

    Notes: Low-temperature photoluminescence (PL) related to Co deep impurities in In1−x GaxP (0.74≤x≤1) and GaAs1−x Px (0.65≤x≤1) alloys has been studied. Broad PL bands with some structures have been observed in the 2.3-μm region for both the alloys. The results of time-resolved PL measurements have shown that the PL bands are due to the intracenter transitions 4T2(4F)→4A2(4F) in a substitutional Co2+ ion in the zinc-blende lattices. These Co-related PL spectra have been analyzed in terms of the local atomic arrangements around the Co luminescent center. As a result, it has been found that these Co-related PL spectra in InGaP and GaAsP alloys are composed of several bands closely related to the local arrangement of atoms around the Co center.
