    Abstract: In order to establish and improve the radiation environment monitoring standard system, to provide technical support for the radiation environment monitoring system, this work first retrieve the radiation environment monitoring standards, and clear the domestic status of the radiation environment monitoring standards. According to environmental Protection Department of the relevant documents and other relevant information, the radiation environment monitoring standards and methods have been accessed , to find the missing items and issues proposed revision of the system requirements. Summarizing radiation environment monitoring national standards, standards of environmental protection industry, the nuclear industry standard, there are 28 standard missing items need to the health industry standards, inspection and quarantine industry standards, a total of 145 of these standards of environmental radiation monitoring, radiation monitoring of pollution sources, emergency response and early warning and monitoring from a management and technology meet the basic needs of the radiation environment monitoring. Research found that the standards in the revised 57 and in the formulation of 47, develop. After the revision of China's standards system will be further improved. The radiation environment monitoring work will be further strengthened.

    Abstract: The effect of the termination structure on the unclamped inductive switching (UIS) failure is analyzed for two kinds of SiC MOSFET, where S-MOS and G-MOS termination structure are adopted. The MOSFETs are named as S-MOS and G-MOS according to the buses connecting with different electrodes in the termination region. The experimental results indicate that the avalanche energy G-MOS can withstand is 1.15 times larger than that of S-MOS. To understand what are the factors that lead to different UIS capabilities, further static measurements and hotpot mapping after UIS test are done, and technology computer aided design (TCAD) simulation also is done to further confirm the principle.

    Abstract: PMMA is commonly used for graphene transfer and device processing. However, it leaves a thin layer of polymer residues after standard acetone cleaning and causes electrical and thermal performance degradation of graphene devices. In this paper, we present a research of the impact of polymer residues on surface morphologies and electronic properties of bilayer graphene using Raman spectroscopy in combination with atomic force microscopy (AFM). The electronic structure of bilayer graphene is well captured in its Raman spectrum, of which the 2D band reveals four double resonance Raman scattering processes. The Raman analyses show universal blueshifts of the G band and the four 2D sub-bands P 11 , P 12 , P 21 , P 22 , as well as reduced intensity ratios of the sub-bands to the G band I(P ij )/I(G) after surface contamination by polymer residues, implying an electronic structure modulation in bilayer graphene. The effects are mainly attributed to p-type doping and extrinsic scattering induced by residual impurities and defects.

    Abstract: Biotechnological nutrient flooding was applied to the North block of the Kongdian Oilfield during 2001-2005. The biotechnology involved the injection of a water-air mixture made up of mineral nitrogen and phosphorous salts with the intent of stimulating the growth of indigenous microorganisms. During monitoring of the physico-chemical, microbiological and production characteristics of the North block of the Kongdian bed, it was revealed significant changes took place in the ecosystem as a result of the technological treatment. The microbial oil transformation was accompanied by an accumulation of carbonates, lower fatty acids and biosurfactants in water formations, which is of value to enhanced oil recovery. The microbial metabolites changed the composition of the water formation, favored the diversion of the injected fluid from closed, high permeability zones to upswept zones and improved the sweep efficiency. The results of the studies demonstrated strong hydrodynamic links between the injection wells and production wells. Microbiological monitoring of the deep subsurface ecosystems and the filtration properties of the fluids are well modified, producing 40000 additional tons of oil in the test areas.

    Abstract: In situ NH 3 plasma nitridation was utilized to passivate InP surface, HfLaO x film was grown by plasma enhanced atom layer deposition method, and the HfLaO x film remain amorphous after 500°C annealing. High-resolution transmission electron microscopy (HRTEM) images showed that in situ NH 3 plasma nitridation process make the boundary between InP and HfLaO x smooth and sharp, and could suppress the formation of the interfacial layer. X-ray photoelectron spectra (XPS) results indicated In-N and P-N bonds were formed on the nitride InP surface. The electrical measurements indicated in situ NH 3 plasma nitridation process reduced the hysteresis improved capacitance density and to 7 mV, a sharp transition from depletion to accumulation was observed, the interfacial density states (D it ) of the sample with nitridation was 1.67×10 12 cm 2 eV 1 , and the equivalent oxide thickness (EOT) was 0.6 nm. The leakage current was 1.5 mA/cm 2 at V g -V fb =1V.

    Abstract: In order to improve the efficiency of service discovery and service composition, this paper proposes a Composition oriented Web services semantic relationships mining framework. Firstly, Web services need to be pretreated, which are filtered based on QoS; and then adopt the method of service functional clustering to generate service classes, which largely reduces the services search space and improve the efficiency of service discovery; Secondly, in order to excavate the semantic relationships between service classes that meet the business logic requirement, we need to set the composition rules between service classes; Finally, using two stages of mining algorithms to excavate the semantic relationships between service classes. Experimental results are given to validate the feasibility and validity of our framework.

    Abstract: Plasma enhanced atomic layer deposition (PEALD) method can decrease film growing temperature, and allow in-situ plasma treatment. LaAlO3 films were deposited with PEALD at 180°C. High resolution transmission electron microscopy (HRTEM) results exhibited amorphous microstructure of both films even after rapid thermal annealing (RTA) at 800°C. X-ray photoelectron spectroscopy (XPS) spectra suggested that the valence-band offset between the LaAlO3 film and the substrate was 3.3 eV. The electrical experimental results indicated that the leakage current densities were 0.10mA/cm2 and 0.03mA/cm2 respectively at a gate bias of |Vg-Vfb|=1V and the equivalent oxide thicknesses (EOT) of them were 1.2 nm and 1.4 nm, respectively. The densities of interfacial states were calculated to be 1.70×1012eV-1cm-2 and 1.09×1012eV-1cm-2, respectively.

    Abstract: Metal-insulator-semiconductor (MIS) diodes with Si 3 N 4 /Al 2 O 3 bilayer gate dielectric films deposited on an AlGaN/GaN heterostructure were fabricated, where the Si 3 N 4 layer played a role of etching stopped layer to protect the Al 2 O 3 film from being damaged. Compared with traditional Schottky diodes, a distinct suppression of gate leakage current was achieved for the MIS diodes both at forward and reverse bias, and the dominant leakage current mechanism is Fowler–Nordheim tunneling. The 2DEG density extracted from C-V curves was 3~7 ́10 13 cm -2 , in the same order of magnitude as Schottky diodes and hall measurement. Although the existence of the bilayer dielectric did not affect the 2DEG density at the interface of AlGaN/GaN, Si 3 N 4 layer shared more gate bias and led to more gate bias required to deplete 2DEG and turn down the devices, moreover, Si 3 N 4 layer had no effect on suppressing the forward or reverse gate leakage current due to its narrow band gap width and band bending compared with a single Al 2 O 3 film. The experimental results provided a reference for the design of gate dielectric film structure for AlGaN/GaN high-electron-mobility transistors (HEMTs).

    Abstract: Culture-based techniques were applied to analyze the diversity of indigenous microbial communities in the Qinghai middle salinity petroleum reservoir (QH-MSPR). The results of the most probable number (MPN) method indicated there was an abundance of indigenous microbes (10 5 -10 6 MPN/ml). Two isolations (BIOS682) from the QH-MSPR were identified as Brevibacillus agri and Brevibacillus levickii. The study showed that BIOS682 enhanced the degradation rate of Huatugou crude oil. The viscosity and freezing point of crude oil after treatment by BIOS682 were all decreased. The results of TLC and FTIR spectrum analysis of the biosurfactant produced by BIOS682 indicated that it was identical to that of lipopeptide. The core-flooding tests showed that the incremental oil recoveries were 7.05-10.15%. Thus, BIOS682 may provide a viable application of microbial enhanced oil recovery (MEOR).

    Abstract: Two strains of bacteria degrading polycyclic aromatic hydrocarbons (PAHs) were isolated using enrichment cultures of various heavy crude oil samples obtained from the Dagang Oilfield. The strains, namely S17 and S28, are able to degrade crude oil using phenanthrene as the sole carbon and energy source. The crude oil composition analysis indicates both strains are able to degrade heavy hydrocarbon components in crude oil. Then, the viscosities of heavy crude oil with S17 and S28 were decreased, and the surface tension between fermentative fluid and air were also decreased. The core flooding tests demonstrated that the fermentation broth, containing the two strains, can improve the residual oil recovery ratio by approximately 12.26% after polymer flooding.
