Abstract: The effects, caused by the process of the implantation of nitrogen in the buried oxide layer of SIMOX wafer, on the characteristics of partially depleted silicon_on_insulator nMOSFET have been studied. The experimental results show that the channel electron mobilities of the devices fabricated on the SIMON (separation by implanted oxygen and nitrogen) wafers are lower than those of the devices made on the SIMOX (separation by implanted oxygen) wafers. The devices corresponding to the lowest implantation dose have the lowest mobility within the range of the implantation dose given in this paper. The value of the channel electron mobility rises slightly and tends to a limit when the implantation dose becomes greater. This is explained in terms of the rough Si/SiO2 interface due to the process of implantation of nitrogen. The increasing negative shifts of the thre shold voltages for the devices fabricated on the SIMON wafers are also observed with the increase of implanting dose of nitrogen. However, for the devices fabri cated on the SIMON wafers with the lowest dose of implanted nitrogen in this pap er, their threshold voltages are slightly larger on the average than those prepa red on the SIMOX wafers. The shifts are considered to be due to the increment of the fixed oxide charge in SiO2 layer and the change of the density of the int erface-trapped charge with the value and distribution included. In particular, t he devices fabricated on the SIMON wafers show a weakened kink effect, compared to the ones made on the SIMOX wafers.

Abstract: Neutron radiation was specially correlated with the type and the power of the radio frequency (RF) heating for deuterium plasma on HT-7 tokamak. We hare researched the production mechanism of the fast neutron under different RF heating conditions by the fast time-resolved neutron flux measurement system make up of BF3 and 3He proportional counters. Lower power of LHW heating was apt to bring abont runaway discharge and produce a mass of photoneutrons. The rate of fusion neutron and the total neutron yield will rapidly increase with the ion cyclotron resonance heating at the special frequencies of (27 MHz and 24 MHz).

Abstract: Establishment and sustainment of the structure of internal transport barriers (ITBs) is an important guarantee for the magnetic fusion plasmas. The related physics process for the establishing and sustaining of ITBs with $q_{min} \simeq$ 2 is simply summarized:the "off-axis sawteeth" (OAS) and double tearing modes instability, fast ions induced Alfvén eigenmodes, thermal pressure gradient induced low-frequency modes (LFMs) instability, etc. Firstly, the burst of "off-axis sawteeth" (OAS) is an important criterion for the evaluating of reversed $q$-profile with $q_{min} \simeq$ 2. The excitation conditions, classification and the structure of precursor mode of OAS are given in detailed, and the collapse event is triggered by the magnetic reconnection of $m$/$n$=2/1 double tearing modes (DTM). Secondly, the beta-induced Alfvén eigenmodes (BAEs) and reversed shear Alfvén eigenmodes (RSAEs) are easily excited by the fast ions during the oscillation of OAS. The toroidal mode numbers of the two kinds of Alfvén waves are 1 $\leq n \leq$ 5, which are located at 1.98 $\leq R \leq$ 2.07 m with normalized minor radius 0.2 $\leq \rho \leq$ 0.45. The excitation conditions are investigated for the condition of $q_{min} \simeq$ 2:and three different physical variables of thermal pressure gradient, fast ions distribution function, and the toroidal flow or flow shear are considered. Thirdly, the low-frequency modes (LFMs) instabilities are excited by the pressure gradient during the oscillation of OAS. The general fishbone like dispersion relationship (GFLDR) is adopted for solving the basic features of LFMs:① the frequency of LFMs scale with ions diamagnetic frequency; ② the LFMs has the Alfvén polarization direction; ③ the LFMs are reactive-type kinetic ballooning modes. The excitation of LFMs is not relied on the fast ions, which is taken place at higher pressure gradient regime $\alpha \propto (1 + \tau) (1 + \eta_i)$, $\tau=T_e/T_i$, $\eta_i=L_{n_i}/L_{T_i}$. In the end, the suppression of OAS and establishment of ITBs are achieved. Three important processes are contained for the condition of $q_{min} \simeq$ 2 in EAST:① the tangential injection (NBI1L) of NBI is more easier for the suppression of OAS in comparison with the perpendicular injection (NBI1R); ② the micro-instability can be suppressed during the oscillation of OAS, and the reversed shear $q$-profile is more favorable in the establishment of the structure of ITBs; ③ the establishment of ITBs is accompanied by the excitation of Alfvén waves instabilities (bigger toroidal mode number:1 $\leq n \leq$ 5), the sustainment of ITBs is accompanied by the thermal ions temperature gradient induced instability (median size:5 $\leq n \leq$ 10). Therefore, understanding the establishment and suppression of OAS, the excitation of Alfvén wave instability and the redistributed fast ions, the related instability of thermal pressure gradient, which are important for the establishment of ITBs.

Abstract: The influence of oxygen deficiency on the superconductivity and the thermoelectric power in single phase YBa2Cu3O7-x system was studied. The results show that the superconducting transition temperature decreases, and the magnitude of the thermoelectric power increases with the amount of oxygen vacancies. From the experimental results we suggest that holes conduction is predominant in single phase YBa2Cu3O7-x system, the relatively large phonon-drag thermopower indicates that there exists strong electron-phonon interaction in YBa2Cu3O7-x superconductors.

Abstract: HT-7 Tokamak is equipped with a lower hybrid wave (LHW) system and an ion cyclotron range of frequency (ICRF) system. ICRF can accelerate ions effectively, while LHW can accelerate electrons effectively. The generation of runaway electrons during the LHW and ICRF plasmas, as well as the time evolution of electron temperature during the ICRF and LHW plasmas was investigated in this paper. The runaway critical energy for runaway electrons was also calculated according to the experimental data. It was observed that the combination of ICRF and LHW can produce a higher heating efficiency and a better coupling between ICRF and plasmas if the power of LHW exceeds a critical value. Therefore, the generation of runaway electrons and fusion neutrons are affected by ICRF.

Abstract: In tokamak plasmas, the discharge will turn into "runaway" discharge if the density decays to a critical one. The discharge will enter into "slide-away" discharge if the density reaches a lower level. The slide-away discharge is characterized by high confinement of superthermal electrons which constitute a large part of plasma current. In HT-7 Tokamak, the slide-away discharge is achieved by reducing the plasma density. The relationship between plasma current and critical density of slide-away discharge is investigated. It is also find that the increase of density in slide-away discharge can make the confinement of superthermal electrons poor and lots of superthermal electrons lost from the vacuum chamber.

Abstract: Fusion neutron and photon neutron producing behavior in the deuterium plasma discharge have been studied on HT-7 superconductive tokamak device by BF3 and 3He proportional ionization chamber implementing the fast time respond neutron flux measurement system. Typical time resolved neutron flux signals have been analyzed in connection with gamma and hard X-ray diagnostic data in the cases of ohmic discharge and lower hybrid wave discharge. Data analysis show that many neutrons are produced by D-D fusion reaction when high-power lower hybrid wave was employed to heat the plasma.

Abstract: Sawtooth oscillation is one of the most important magneto-hydrodynamic (MHD) instabilities in Tokamak plasma, which can result in the periodic relaxation of the temperature and density of the core plasma when the safety factor on the magnetic axis (〈i〉q〈/i〉〈sub〉0〈/sub〉) is lower than unity. Owing to the periodic relaxation of the plasma core parameters, sawtooth oscillations are beneficial to avoiding impurity accumulation in plasma core. However, the large sawtooth crash may trigger off other MHD instabilities, like tearing modes (TMs) or neoclassical tearing modes (NTMs), which is a matter of concern for the plasma stability. Therefore, it is essential to control sawtooth oscillations for ensuring safe operation in the future Tokamaks such as ITER. The resonant magnetic perturbation (RMP) is widely used to control edge-localized modes (ELMs) and divertor heat flux in Tokamak. The application of RMP has also been found to affect the sawtooth behaviors. This paper studies the influence of RMP coils at 〈i〉n〈/i〉 = 2 on sawtooth behaviors in experimental advanced superconducting Tokamak (EAST), where 〈i〉n〈/i〉 is the toroidal mode number of the applied RMP. It is found that the phase difference between upper RMP coil and lower RMP coil (〈inline-formula〉〈tex-math id="M3"〉\begin{document}$ \Delta {\phi }_{{\rm{U}}{\rm{L}}}\left(^\circ\right)={\phi }_{{\rm{U}}}\left(^\circ\right)-{\phi }_{{\rm{L}}}\left(^\circ\right) $\end{document}〈/tex-math〉〈alternatives〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M3.jpg"/〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M3.png"/〉〈/alternatives〉〈/inline-formula〉) is a notable parameter of affecting sawtooth behavior. The experiments for scanning the phase difference 〈inline-formula〉〈tex-math id="M4"〉\begin{document}$ \Delta {\phi }_{{\rm{U}}{\rm{L}}} $\end{document}〈/tex-math〉〈alternatives〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M4.jpg"/〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M4.png"/〉〈/alternatives〉〈/inline-formula〉 are carried out. When the phase difference 〈inline-formula〉〈tex-math id="M5"〉\begin{document}$ \Delta {\phi }_{{\rm{U}}{\rm{L}}} $\end{document}〈/tex-math〉〈alternatives〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M5.jpg"/〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M5.png"/〉〈/alternatives〉〈/inline-formula〉 of RMP at 〈i〉n〈/i〉 = 2 is changed, the sawtooth period and amplitude become subsequently different. The minimum sawtooth period and amplitude appear at 〈inline-formula〉〈tex-math id="M6"〉\begin{document}$\Delta {\phi }_{{\rm{U}}{\rm{L}}}=270^\circ$\end{document}〈/tex-math〉〈alternatives〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M6.jpg"/〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M6.png"/〉〈/alternatives〉〈/inline-formula〉. At the same time, neutron yields measured by neutron diagnostic system have the same trend as sawtooth behavior during RMP phase difference scanning. The plasma response to RMP at 〈i〉n〈/i〉 = 2 is analyzed by using the MARS-F code. The results show that the plasma responses much strongly at the 〈inline-formula〉〈tex-math id="M7"〉\begin{document}$\Delta {\phi }_{{\rm{U}}{\rm{L}}}=270^\circ$\end{document}〈/tex-math〉〈alternatives〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M7.jpg"/〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M7.png"/〉〈/alternatives〉〈/inline-formula〉. The loss of fast ion, caused by RMP coils, is possibly stronger at the 〈inline-formula〉〈tex-math id="M8"〉\begin{document}$\Delta {\phi }_{{\rm{U}}{\rm{L}}}=270^\circ$\end{document}〈/tex-math〉〈alternatives〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M8.jpg"/〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M8.png"/〉〈/alternatives〉〈/inline-formula〉 than that at other phase difference 〈inline-formula〉〈tex-math id="M9"〉\begin{document}$ \Delta {\phi }_{{\rm{U}}{\rm{L}}}. $\end{document}〈/tex-math〉〈alternatives〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M9.jpg"/〉〈graphic xmlns:xlink="http://www.w3.org/1999/xlink" xlink:href="13-20230347_M9.png"/〉〈/alternatives〉〈/inline-formula〉 The loss of fast ion can reduces its stabilization effect on sawtooth behavior, which results in the reduction of the sawtooth period and amplitude. Further research is needed to optimize the sawtooth control method with RMP to make it compatible with plasma performance.

Abstract: The ab-plane resistivity of Bi2Sr2CuO, crystals as a function of temperature has been measured. In the process of metal-insulator transition, the crystals at low temperature exhibit the two-dimensional weak localization behavior at first, and cross over to the variable-range-hopping conduction of the strong localization regime gradually. Discussions on the nature of the metal-insulator transition are presented based on the experimental results.
