    Abstract: Dirac semimetals are promising materials for broadband and fast photodetection due to their gapless nature. Dirac heterostructures consisting of 2D Dirac semimetal graphene and its 3D analogue Cd3As2 should take the ascendency of high carrier mobility in both materials, while overcome the limitation of weak optical absorption in graphene-based devices and suppress the dark current occurring in pure Cd3As2 photodetectors. Herein, we report high-performance photodetectors based on a 3D Dirac semimetal Cd3As2/monolayer graphene heterostructure, which show broadband photoresponse from visible (488 nm) to mid-infrared (10 μm) wavelength region at room temperature without an external bias. The photodetectors are with a maximum responsivity of 0.34 mA/W at 488 nm and a fast response speed of ∼13 μs. In addition, the photoresponse can be enhanced by a gate voltage even in a long wavelength region. Our work suggests that the combination of the graphene and 3D Dirac semimetal is promising for high-performance photodetectors with broadband detection, high sensitivity, and rapid response.

    Abstract: Extraordinary acoustic transmission (EAT) is investigated numerically and experimentally using a square lattice array (SLA) of both-sides-open disk resonators (BSODRs) in a steel slab immersed in water. Each BSODR comprises a disk resonator sandwiched by two tubes and is formed by sticking three steel plates together, where each plate is perforated with a SLA of holes. The lattice constants of the three plates are the same, but the diameters of the holes in the middle plate are larger than those in the top and bottom plates. The BSODR resonance results in low-frequency EAT, and it is shown that the BSODR’s resonant behavior can be predicted using a spring–mass model. The EAT frequency can be reduced significantly by adjusting the diameters of the disk resonator and the tubes without changing their thicknesses. Oblique-incidence transmission shows that the low-frequency EAT is insensitive to the angle of incidence, and vibration of the top and bottom steel plates produces strong Fano-like line shapes in the EAT. Additionally, diffraction of the incident wave causes the steel plates to vibrate, and this excites two minor transmission peaks that correspond to Wood’s anomalies. As the disk resonator diameter increases, several eigenmodes that are dominated by the vibrations of the steel plates appear and lead to additional high-frequency EAT peaks; this behavior may suit applications that require robustness against variations in the ambient material properties. This structure provides increased flexibility for control of the EAT effect and can be applied in acoustic filters and sensors.

    Abstract: The determination of pesticide residue on agricultural products is increasingly important. Exposure to pesticides can cause severe acute reactions in humans, including aplastic anemia and leukemia. In this work, we developed a rapid and sensitive method to detect acetamiprid pesticide residue based on surface-enhanced Raman scattering. Silver nanorod (AgNR) arrays were fabricated by oblique angle deposition technology and were used as SERS substrates. Prior to detection, the AgNR arrays were cleaned with nitric acid solution or a mixture of methanol and acetone. Compared to the unwashed AgNR arrays, the AgNR arrays washed with methanol and acetone shows a signal enhancement 1000 times greater than the unwashed AgNR array due to the effective removal of the impurities on its surface. The limit of detection of acetamiprid was determined to be 0.05 mg/L. In addition, the molecular structure of acetamiprid was simulated and the corresponding vibration modes of the characteristic bands of acetamiprid were calculated by density function theory. To demonstrate its practical application, the AgNRs array substrates were applied successfully to the rapid identification of acetamiprid residue on a cucumber's surface. These results confirmed possibility of utilizing the AgNRs SERS substrates as a new method for highly sensitive pesticide residue detection.

    Abstract: This report investigates the phase evolution pathway of magnetite nanocrystal synthesis on oxide-supported substrates. A template-free phase separation approach, which exploits the thermodynamic instability of ternary perovskite BiFeO3 and inherent volatility of bismuth oxide in low oxygen pressure and high temperature is presented. The formation of an intermediate hematite nanocrystal phase is found as a key step that controls the eventual size and morphology of the magnetite nanocrystals. X-ray absorption spectra measurements and X-ray magnetic circular dichroism confirm that the spectral fingerprints of the magnetite nanocrystals match with that of bulk crystals. Magnetic measurements show that magnetic anisotropy is directly attributed to the nanocrystal morphology.

    Abstract: Tetragonal R15B7Fe78 (R=MM, Pr, Nd, Sm, Gd, and Y) compounds have been studied by x-ray diffraction and magnetic measurements. The lattice parameters are found to decrease with increasing atomic number of rare-earth elements, whereas the Curie temperatures TC increase monotonically, and the TC of Gd15B7Fe78 is the highest. The saturation magnetization and magnetocrystalline anisotropy were measured with a field up to 70 kOe at the temperature between 1.5 and 300 K. We found that the c axis is the easy axis of magnetization for R=Pr, Gd, and Y; the easy magnetization direction lies in the basal plane for R=Sm; and the direction of easy magnetization changes with temperature for R=Nd.

    Abstract: The objective of this study is to design and develop a programmable electrocardiogram (ECG) generator with frequency domain characteristics of heart rate variability (HRV) which can be used to test the efficiency of ECG algorithms and to calibrate and maintain ECG equipment. We simplified and modified the three coupled ordinary differential equations in McSharry's model to a single differential equation to obtain the ECG signal. This system not only allows the signal amplitude, heart rate, QRS-complex slopes, and P- and T-wave position parameters to be adjusted, but can also be used to adjust the very low frequency, low frequency, and high frequency components of HRV frequency domain characteristics. The system can be tuned to function with HRV or not. When the HRV function is on, the average heart rate can be set to a value ranging from 20 to 122 beats per minute (BPM) with an adjustable variation of 1 BPM. When the HRV function is off, the heart rate can be set to a value ranging from 20 to 139 BPM with an adjustable variation of 1 BPM. The amplitude of the ECG signal can be set from 0.0 to 330 mV at a resolution of 0.005 mV. These parameters can be adjusted either via input through a keyboard or through a graphical user interface (GUI) control panel that was developed using LABVIEW. The GUI control panel depicts a preview of the ECG signal such that the user can adjust the parameters to establish a desired ECG morphology. A complete set of parameters can be stored in the flash memory of the system via a USB 2.0 interface. Our system can generate three different types of synthetic ECG signals for testing the efficiency of an ECG algorithm or calibrating and maintaining ECG equipment.

    Abstract: The Nd15B7Fe78-based four-component systems in which Fe is substituted by Co, Mn, and Cr have been studied by x-ray diffraction and magnetic measurements. The lattice constants are found to decrease with raising the concentration of Co and increase with raising the concentration of Mn and Cr. The Curie temperature TC increases significantly with the content of Co, whereas the substitution of Fe with Mn results in a sharp decrease of the Curie temperature. The saturation magnetization and magnetocrystalline anisotropy were measured with a field up to 70 kOe at 1.5 and 300 K. The variation of magnetization as a function of the concentration x of Co shows a maximum around x=0.2. The easy magnetization axis of Nd15B7(FeCo)78 changes with temperature.

    Abstract: The comparisons of the morphology, material property, and optical characteristics of a crack-free InGaN/GaN quantum-well light-emitting diode (LED) structure of completely coalesced overgrowth on an a-axis-oriented one-dimensional trench-patterned Si (110) substrate with the other two samples grown on flat Si (110) and Si (111) substrates are demonstrated. This sample on patterned Si (110) substrate shows the highest crystal quality, weakest tensile strain, largest internal quantum efficiency, strongest LED output intensity, lowest device resistance, and smallest spectral shift range in increasing injection current. The small spectral shift range indicates the weak quantum-confined Stark effect. The advantages of this sample are attributed to the small lattice mismatch between Si and GaN along the m-axis, the reduced thermal stress along the m-axis, and the minimized upward-propagating dislocation density.

    Abstract: The double-modulation reflectance technique has proven to be a powerful characterization tool of semiconductors applied in high-background–light-interference systems. In this article, we present a novel and inexpensive electronic-circuit design for implementing the double-modulation measurements using only one lock-in amplifier. The electronic design is fabricated in an accessory hardware of modulation spectroscopy which can easily select the double- or single-modulation mode via a manual switch. Detailed design diagrams of the electronic hardware are described. Measurements of some representative samples of semiconductors and actual device structures are carried out. Experimental results demonstrated the well-behaved performance of this design.

    Abstract: The switching layer with Si interfusion is investigated to improve the electrical characteristics of WOX resistance random access memory (RRAM). The WOX has attracted extensive attention for RRAM because it can form by converting the surface of the W-plug with a current complementary metal oxide semiconductor (CMOS) compatible thermal oxidation process. In general, the resistance switching behavior of WOX-RRAM devices is unstable because the diverse oxidation state provided the stochastic conduction paths. In this research, the Si interfusion can effectively localize the filament conduction path in WOX resistance switching layer because the tungsten filament path is limited by SiOX in the WSiOX film during the forming process.
