Abstract:
It has been reported that not all of the self-interstitials produced in germanium exchange position with impurity atoms, especially in crystals with low impurity concentration. The self-interstitials which did not perform the position exchange at room temperature were found to be annealed to lattice site at about 200°C with an activation energy of 1.4 eV. Another result reported here is that substitutional gallium atoms as a dopant do not perform position exchange with self-interstitials whereas other impurities do.
