Abstract:
Gerichtet erstarrte Metall‐Halbleiter‐Eutektika als nicht‐facettierte‐facettierte Eutektika zeigen bedingt durch die große Variation der Volumenanteile der Halbleiterphase (ZnGe 7,8 %; GeZrGe 2 98.6 %) sowie durch den Einfluß der Wachstumsrate und des Temperaturgradienten an der Grenzfläche fest‐flüssig stark unterschiedliche Morphologien. Es wurden die Eutektika AlSi, AgSi, AgGe, ZnGe, Cu 3 SiSi, CoGe 2 Ge, Mn 3 Ge 2 Ge, FeGe 2 Ge, Mn 11 Si 19 Si, Cu 3 GeGe, GeTiGe 2 und GeZrGe 2 untersucht. Folgende drei Modelle für die Berechnung des Phasenabstandes als Funktion der Wachstumsrate und des Temperaturgradienten an der Grenzfläche fest‐flüssig sind auf bestimmte Morphologien anwandbar: diffusionbestimmtes Wachstum, verzweigungsbestimmtes Wachstum und phasenführungsbestimmtes Wachstum.
