    Abstract: Al 0.22 Ga 0.78 As/In 0.18 Ga 0.82 As/Al 0.22 Ga 0.78 As double heterojunction high electron mobility transistors (DH-HEMTs) with gate structures of traditional planar gate (PG), one-stage gamma-gate (1SΓG) and two-stage gamma-gate (2SΓG) formed by using the Al 0.22 Ga 0.78 As/In 0.49 Ga 0.51 P etch-stop layers (ESL) are simulated and presented in this work. Based on this proposed ESL structure design, the fabrication and implementation of studied DH-HEMT device with 1SΓG and 2SΓG could be expected. Both ΓG-structure devices show the better electric field property compared to PG-device. Simulated results reveal that there are no significant differences in common-source voltage-current characteristics among all studied devices. The obtained drain current density and transconductance of all studied devices are about 220 mAmm -1 and 265 mSmm -1 . However, the current stability of ΓG-devices with larger bias operation would be improved due to its edge-effect of ΓG extended-region. In addition, the electric field intensity under the gate-footprint is effectively reduced by both studied ΓG structures. The electric field peak value of PG-device is 498 kV cm -1 , and it would be reduced down to about 210 kVcm -1 and 178 kVcm -1 for 1SΓG- and 2SΓG-device, respectively. On the other hand, some frequency property dropping is observed from studied device with 1SΓG or 2SΓG due to the side-edge extension of ΓG-device would create the additional parasitic capacitance. The obtained cut-off frequencies are 15 GHz, 10.5 GHz and 10 GHz for PG-, 1SΓG- and 2SΓG-device (at V GS =+5 V and V GS =-0.75 V), respectively.

    Abstract: The core of engineering education Accreditation is to estimate engineering education qualification of each institute and make a direction for institutes development. The purpose of Accreditation is to improve universities ability to educate high quality engineers and to enhance Chinese engineering education and to make pace with international engineering education. Educational resources that affect the engineering education accreditation is one of important factors, Therefore, the model of educational resource for engineering education Accreditation becomes very important to insure the quality of Accreditation. This paper use Cloud Hierarchical Analysis (CHA) to deal with the fuzziness and uncertainty in the engineering education Accreditation. The Cloud Hierarchical Analysis can efficiently describe the fuzziness and randomness of judgment graphically by cloud figure and provide a picture for decision maker. Using cloud operator and geometric mean method to calculate the Cloud weights for each positive reciprocal Cloud matrix, and these weights are combined to determine the final Cloud scores for the alternatives. Finally, the calculation results show that Cloud Hierarchical Analysis model is suitable for educational resources of engineering education Accreditation.

    Abstract: The functional equations have been established between the soil water retention curve and the soil structures fractal dimension by fractal geometry theory. Based on the functional equations have the same or similar law form with Campbell law, Soil pore space fractal dimensions were deduced conversely by the curve of soil water retention, which not only reveal physics matter of Campbell law, but also can carry out fractal research of prediction of soil water retention. The comparison of predicted soil water retention with measured data shows that the proposed model can be used to describe various soil textures.

    Abstract: Machine tool is the foundation of manufacture,then, five-axis CNC machine is the sophisticated equipment of CNC machine. During the practical work,there is an thermal deformation in a CNC machine because of many kinds of heat sources . This deformation affects the relative displacement between the work piece and the cutter, caused the manufacturing errors, and influences the machining accuracy of the part. So is of great importance to research the thermal characteristics. In this paper, thermal characteristics of CNC milling machine are simulated by analyzing the thermal boundary condition and using the finite element software-ANASYS Workbench. Get the temperature field cloud picture of A/C axes bi-rotary mill head of five-axis CNC machine. Weakness of Thermal Characteristics will be found out. This research provides the theoretical fundamentals for improving the accuracy of the mill head.

    Abstract: VSC-Multi-Terminal Direct Current(VSC-MTDC) system is much more controllable and economic. In this paper, the mathematical model for the VSC-MTDC system is set up. Base on this model, the multi-terminal constant DC voltage control scheme with an offset component was developed for MTDC system in the distribute network. Decoupling linear PI controllers are applied for the independent control of active and reactive power. Constant DC and AC voltage controller is implemented respectively for source side and loads side for the high quality power supply. Simulation results show that the control scheme is very effective. With the proposed control strategies, dynamic process of the system can be controlled effectively. What is more, the control law is not complex and it is in the local mode. All of these merits make the control strategy very practical.

    Abstract: In the emergency management of power system, there are many uncertain factors, such as wind power of the generation side and electric vehicle charging of the demand side. Firstly, the probability statistics model of PEVs charging demands was established, which considered the random factors of the probability distribution of PEVs charging. Then, we used scenarios generation and reduction techniques to predict the output of wind generators. The uncertainty of wind power was described by scenarios set. On this basis, the dispatch model considering PEVs charging and wind power was proposed. Finally, simulation results on the 5-generator system indicated the effectiveness of the proposed method. The synergistic dispatch model considering wind power and PEVs charging can effectively improve the utilization of wind power and the safety and economic benefits of the power system.

    Abstract: In order to reveal the influence of oxidization on the properties of AlF 3 films, single layers of AlF 3 were deposited at different substrate temperature by thermo evaporation technique with or without oxygen injected into the coating chamber. The chemical composition, total stress, optical properties and laser damage resistance of samples were characterized. Comparative study indicates the AlF 3 films prepared under higher oxygen pressure have more oxides which result from hydration process in atmosphere. The presence of oxides also reduces total stress and optical absorption of the fluoride coatings.

    Abstract: In this paper, we propose a new embossing algorithm for gray images using Kalman filter. First, a 2D gray image is first converted to a one dimension vector; those vectors could be considered as a one-dimension discrete-time signal. Then, the performance of image filtering using Kalman filter for image is studied and according to its results, Canny edge detection operators are investigated to find edge map in a gray scale image. Finally, enhance contrast using histogram equalization has been applied. Compared with other conventional embossing method for images, it is an impressive experimental result using our proposed algorithm for gray image embossing. Practical results show that this algorithm can be exploited in different fields such as image pattern recognition.
